Singapore-based packaging solutions provider Kulicke & Soffa has introduced LUMOS Capillary, a dedicated bonding solution for LED packaging market.
The solution, designed for gold-alloy or pure gold wires, has fine granular tip morphology, the company said. The product is made of TG ceramic material that enables better bond quality and more stable process.
Kulicke & Soffa vice president and Business Unit executive Nelson Wong said that LUMOS capillary achieves a higher productivity throughout the bonding process.
The new solution ensures rapid process qualification for any LED package type and its fine granular tip surface morphology helps maintain good second bonds over a longer bonding time.
According to the firm, the new product will make its first appearance at Semicon China microelectronics manufacturing show, scheduled to be held from 20 to 22 March 2012.
